Author Bio: Tony Mastroianni is Advanced Packaging Solutions Director at Siemens EDA, where he focuses on advanced ASIC package design (2.5 and 3D). He has 30 years experience in the design, verification, and release to manufacturing of full custom and ASIC ICs including telecom, processor, analog/mixed signal, and consumer applications. Before joining Siemens, he held engineering leadership position at Inphi and eSilicon. He has written magazine articles and given presentations at such conferences as Semicon Taiwan, DATE, and the Advanced System in Package Technology Conference.
